Abstract

The influence of facet coating on the performance of InAs/InP quantum dot (QD) tunable external-cavity (EC) lasers has been studied. It is shown that antireflection coating of the EC lasers expands the tuning bandwidth from 39 to 50 nm, but accompanied with a great increase in threshold current density. By adding antireflection/high-reflection facet coating, the performance of the EC lasers can be further enhanced. Compared to the laser without any facet coating, the output optical power of the facet coated QD laser increases from 20 to 34 mW under the identical injection current while the slope efficiency increases from 36.4 to 70 mW/A. Moreover, the tunability of the EC laser is extended to 104 nm covering the wavelengths from 1457 to 1561 nm with a relatively low injection current level.
