Abstract

Recently, much progress has been made in the development of midwave-infrared (MWIR) laser diodes. These include quantum well1'2 and superlattice (SL)3,4 active regions in which optical emission is associated with an interband recombination event, and quantum cascade structures5 in which light is emitted during an intersubband transition.
