Abstract
The output characteristics of recently discovered1 quantum cascade lasers (QCL) are rapidly improving.2,3 The pace of progress suggests an enormous potential for improvement of QCL performance, based on the very physics of these lasers. Here we estimate the limitations of QCL for high-temperature operation. Our calculations are based on the recent theory4–5 of the lineshape and the gain spectra to intersubband lasers. The theory consistently includes both the nonparabolicity effects and the line broadening by scattering.
