Abstract

The ultrafast optical emission of semiconductor microcavities and vertical-cavity surface-emitting lasers has attracted considerable interest recently,1–6 Reported observations include coherent vacuum Rabi oscillations after weak resonant optical excitation1–3 the emission of single pulses after nonresonant optical pumping,4 and relaxation oscillations after electrical pumping.5
