Microcavity surface-emitting laser with a 133-μA threshold current

Abstract

The prospect of thresholdless lasing is tantalizing from the aspects of both complete modal confinement and low-threshold laser applications. Vertical-cavity surface- emitting lasers afford straightforward longitudinal mode control through single-wave cavities and can be defined with small areas for large lateral mode spacings as well. Here we report on studies of a microcavity surface-emitting laser with a 2 x 2-μm2 area and, to our knowledge, the lowest room- temperature current threshold yet reported for any diode laser.
