Intersubband semiconductor lasers without population inversion

Abstract

We propose a new class of intersubband lasers and amplifiers that achieve net gain without population inversion, as well as parametric amplifiers that realize resonantly enhanced χ(2) without absorption. Gain calculations and data from emission and absorption measurements on unipolar double-quantum-well structures are presented.
