Simultaneous electron and hole tunneling in coupled triple quantum wells

Abstract

The optoelectronic response of coupled- quantum-well structures is determined by carrier generation and recombination and by the dynamics of the charge transfer between the coupled wells (see, for example, Refs. 1-6). Complex coupled-well structures should provide great flexibility for the use and control of the charge transfer. We have investigated coupled triple-quantum-well (TQW) structures (Fig. 1) designed so that photogenerated electrons resonantly tunnel between the central well and one of the side wells, while the photogenerated holes resonantly tunnel between the central well and the other side well at the same applied bias. Achieving simultaneous electron and hole resonant transfer is possible in TQW structures because each transfer process can be tailored independently.
