Abstract
Microcavity surface emitting lasers hold a great potential for applications such as optical interconnection because of the possibility of large arrays, high speed, and low threshold operation. In this paper we demonstrate a microcavity quantum well laser which, due to controlled spontaneous emission, exhibits ultralow threshold in the microwatt pump power region.
