Surface-Free Photo-EMF Adaptive Photoreceivers with Integrated Co-Planar Contacts

Abstract

We report on a coplanar contact photo-EMF structure designed to be "surface-free" by removing surface recombination by capping the semi-insulating GaAs device substrate with a thin epilayer of AlGaAs.
