Terahertz Generation using Unitravelling Carrier Photodiodes with Type-II Heterojunctions

Abstract

Numerical simulation of unitravelling carrier photodiodes with type-II GaAsSb-InP heterojunctions gives good agreement of 3-dB bandwidth with published experimental results. Optimisation of this structure as a photomixer shows excellent potential for THz generation.
