Surface morphology and microstructure of zirconia thin films prepared at different deposition rates

Abstract

ZrO2 films were prepared by electron beam evaporation at different deposition rates. The dependence of surface morphology, RMS roughness, crystal structure and internal stress on deposition rate was studied.
