Abstract
High-speed photodiodes are realized with low-cost technology including etched waveguide input facet, antireflection coating on wafer and cleaving V-Grooves. 0.46A/W responsivity, 40GHz bandwidth, 6mA saturation current, are simultaneously achieved with less than ±0.1dB polarization dependence.
