Transport limits in high-speed quantum well lasers

Abstract

Quantum well (QW) lasers have been shown to have a larger differential gain than bulk lasers, but the modulation bandwidths reported in QW lasers have only recently been comparable with those of bulk lasers.1-3 This has led to proposals that the carrier transport across the separate confinement heterostructure (SCH) of the laser may have an adverse affect on the modulation bandwidth of quantum well lasers.4,5
