Extremely narrow linewidth 1.5-μm multiple quantum-well distributed Bragg reflector lasers entirely grown by MOVPE

Abstract

Multiple-quantum-well distributed-Bragg-reflector (MQW-DBR) lasers with a butt-joint structure were fabricated entirely by metal-organic vapor-phase epitaxy (MOVPE). An extremely narrow spectral linewidth of 200 kHz was achieved with a low threshold current and a high power output of 28 mW (25°C, cw).
