Low drive voltage semi-insulating BH structure monolithic electroabsorption modulator/DFB laser light source

Abstract

Monolithic electroabsorption modulator/DFB laser light sources are suitable for multigigabit long haul transmission systems. We have demonstrated 10-Gbit/s long haul transmission using a semiinsulating BH structure monolithic electroabsorption modulator/ DFB laser light source,1 but the drive voltage was still high for high speed IC drivers. Here we report a low drive voltage monolithic light source with high output power.
