HIGH POWER OPERATION OF NARROW STRIPE PSEUDOMORPHIC SINGLE QUANTUM WELL LASERS EMITTING AT 980 nm

Abstract

High power pseudomorphic InGaAs/GaAs quantum well lasers are attractive as pump sources for Er-doped fiber amplifiers. Record high gains have recently been obtained using a pump wavelength of 981.5 nm [1]. This is well within the range of achievable lasing wavelengths using strained InGaAs/GaAs structures [2]. For an efficient coupling of the laser output into the single mode optical fiber a narrow stripe geometry is also desired. Here we report on highly efficient ridge waveguide pseudomorphic InGaAs/GaAs/AlGaAs single quantum well lasers with a maximum output power of 100 mW per facet at a lasing wavelength of - 980 nm. These lasers exhibit record high efficiencies and output power densities for pseudomorphic InGaAs/GaAs lasers emitting at this wavelength and are highly reliable.
