Abstract

A two-segment reflective SOA at 1.3µm wavelength, that is operated as a transceiver for subscriber terminal applications, is realized. Signal gating with 50dB on/off ratio, 403ps rise-and 750ps fall-time as well as signal detection with a responsivity of 3A/W and a bandwidth in excess of 622Mb/s are demonstrated for the transmitter and the receiver mode, respectively.
