Abstract

By optical-injection-locking, the bandwidth enhancement of Distributed-Reflector lasers with quantum-wire-like active regions was demonstrated. The bandwidth was increased to >15-GHz at a 5-mA bias, which is 4-times smaller bias than that for conventional edge-emitting lasers
