Far infrared emission from resonant tunneling superlattices

Abstract

Optical transitions between subbands in semiconductor superlattices or quantum wells have been investigated extensively in recent years, especially in view of their possible use in detecting or modulating IR light.1 We describe here the generation of far IR radiation from intersubband transitions in a superlattice, which was among the first projected applications of superlattices.2
