Electrooptical modulator using Intrasubband absorption in a quantum-well structure

Abstract

The electric field dependence of electronic1,2 and optical3 properties of quantum wells is of growing interest. Recently, we calculated4 intrasubband electrooptical absorption in a quantum well with a uniform electric field. Possible device applications of the intrasubband electrooptical transitions include IR laser amplifiers, 5 IR photodetectors, and electrooptical modulators. Our calculation shows that, compared to the exciton absorption,3 intrasubband electrooptical absorption has two distinct features for the dominant transition of states 1—2:
