Calculation of the impulse response of PIN and MUTC photodetectors using the drift-diffusion equations

Abstract

We calculate the impulse response of high-current PIN and MUTC photodetectors using the drift-diffusion equations, avoiding computationally-expensive Monte Carlo simulations. We then calculate the fundamental shot noise limit and cut-off frequency of the devices.
