Abstract

High-quality-factor (Q~3.6x10^5) AlGaAs microdisks containing InAs/InGaAs dots-in-a-well are demonstrated. Free-space photoluminescence reveals room-temperature pulsed lasing with thresholds <17 microWatts, and measurements using a fiber taper to pump and collect light from the cavity are presented.
