Abstract

Performance characteristics of monolithic 40 GHz mode-locked semiconductor lasers are calculated by means of a distributed time-domain model and a novel differential-delay equation model. Fundamental and harmonic passive mode locking as well as the appearance of Q-switching and other modulation effects are discussed and compared with experimental data.
