High Responsivity Graphene-SOI Heterojunction Photodetectors and Imaging Array

Abstract

We report a novel photodetector design based on graphene-SOI heterostructures. Single-pixel exhibits photoresponsivity higher than 20 A/W in near-infrared regime. In addition, a 1024-pixel imaging array utilizing this new photodetector design is also demonstrated.
