Abstract

We compare dynamical properties of ground and excited state emission from 1.31 μm quantum-dot lasers. Dichroic facet mirrors ensure oscillations at either ground or excited state. Maximum bandwidths observed are 10.51 and 16.25 GHz, respectively.
