Highly-efficient GaAs/AlGaAs Nanopillars and NanoLEDs via SiNx Surface Passivation

Abstract

We report an extremely low surface recombination velocity value of 3400cms in passivated GaAsAlGaAs nanopillars. The remarkable suppression of surface recombination is crucial for the development of highly-efficient nanoLEDs and nanolasers for nanophotonic integrated circuits.
