Abstract

Vertical cavity surface emitting lasers (VCSELs) emitting at 1.3 μm, being single mode and capable of high speed, high temperature operation, are of interest for optical access networks based on single mode fibers. Among the various technologies available for 1.3 pm VCSELs, GaAs-based VCSELs employing highly strained InGaAs quantum wells (QWs) and a large detuning between the cavity resonance and the gain peak are among the most attractive because they rely on an established technology and the large detuning improves the temperature stability [1], Here we report on successful transmission experiments at OC-48 and lOGbE bit rates (2.488 and 10.31 Gbps, respectively) up to 85°C using 1.3 pm single mode InGaAs VCSELs [2].
