Investigation of intervalence band absorption in type-II QW MIR lasers

Abstract

We investigate the intervalnce band absorption (IVA) in InAs/InGaSb/InAs type-II MIR lasers using a nonlinear pump-probe spectroscopy technique. We resolve the increased IVA cross-section with temperature, its influence on Auger rates and carrier heating.
