Abstract

The temperature sensitivity of long wavelength (1.5-µm) semiconductor lasers, denoted by the characteristic temperature T0 has remained low, with values ranging from 40 K up to a maximum of the order of 100 K. There remains controversy as to the cause of this acute temperature sensitivity. Several groups have suggested that the problem is due to the differential gain decreasing rapidly with increasing temperature.1-3 However, all this work was done on lasers with low T0 values, around 40 K, and so it the limiting mechanism for lasers with higher T0 values has not yet been convincingly demonstrated.
