Semi-insulating regrown surface light-emitting diodes for digital and analog applications

Abstract

Conventional mesa-structure surface-light-emitting-diode (SLED) designs have limitations in terms of modulation bandwidth and linearity of light output power as a function of current. The objectives of this work are to design, fabricate, and demonstrate a high-performance semi-insulating regrown SLED (SI-SLED) that has the desirable characteristics of high modulation speed and linearity.
