Time-resolved transmission saturation near the Fermi level of n-InGaAs at room temperature

Abstract

Using a tunable femtosecond laser to generate athermal perturbations on the Fermi edge of n-type In0.53Ga0.47As (8.8 × 1017 cm−3), we have studied the relaxation of transmission saturation. Because the small photogenerated lobe on the Fermi edge merges rapidly with the parent Fermi distribution, we expect to observe equilibration with the phonon bath.1 The data show an excess energy dependence that confirms this picture.
