Abstract

The maximum direct modulation bandwidth in semiconductor lasers is described by the K-factor.1 In quantum-well (QW) semiconductor lasers, it has recently been recognized that carrier transport is significant in limiting this bandwidth.2 Specifically, the effects of carrier transport have been described by using a reservoir model3 with the introduction of two phenomenological time constants, τcapE and τescE.
