5 GHz/mA1/2 modulation bandwidth in ultralow threshold semiconductor quantum well lasers

Abstract

There is a strong interest in fabricating ultralow threshold lasers for computer interconnects. The issue of threshold by itself, however, does not tell the whole story. Equally important is the ability to achieve high modulation bandwidths at low incremental currents. To this effect, we introduce a new figure of merit: the modulation - current efficiency factor (MCEF) defined as the modulation bandwidth divided by the square root of the incremental current.
