GaAs/AlGaAs single quantum well laser with an intracavity monolithic loss modulator

Abstract

We have investigated the light emission spectra and current light characteristics of GaAs/AlGaAs graded index separate confinement heterostructure single quantum well lasers (GRINSCH SQW) with a monolithic intracavity loss modulator in various geometries. Utilizing the quantum confined Stark effect1 in the absorber region and band gap shrinkage in the gain section,2 it is shown that the emitted light intensity of GRINSCH SQW lasers (quantum well width L = 100 Å) can be modulated efficiently with reverse bias voltage of the absorber. In suitable scaled stripe geometries with LA/LC < 1/20, where LA is the length of the absorber and LC is the length of the cavity, we observe current light characteristics without hysteresis loops.
