Photoelectronic dynamic memory with low power consumption

Abstract

We report on a high-speed photoelectronic optical memory and its novel dynamic mode memory operation with which the power consumption for memory holding is drastically reduced to 13 μW, called a vertical to surface transmission electrophotonic (VSTEP) device, where light absorption and emission are performed vertically to the substrate surface, and optical bistability is produced controllably by pnpn electronic characteristics.1,2
