Abstract

We have developed an all-epitaxial technique employing GaAs/Ge/GaAs polar-on-nonpolar epitazy for fabrication of orientation-patterned semiconductor templates and used it in combination with epitaxial regrowth to produce orientation-patterned nonlinear optical waveguide devices. We report here the first second harmonic generation experiments performed in these AlGaAs waveguides using a tunable 1.5 µm optical parametric oscillator.
