Abstract
In order to get high-efficiency thin-film silicon solar cells with initial efficiency > 16%, which is the goal of the “973” program (2011CBA00700), the a-Si/a-SiGe/μc-Si triple-junction solar cell is regarded as one of the most promising candidates. This paper summarized our recent works on how to improve a-Si/a-SiGe/μc-Si triple cell’s efficiency by high-reflective and high textured Ag/ZnO back reflector, a-Si top cell with high open circuit voltage, high-performance a-SiGe middle cell, current match and tunnel-junction between sub-cells. Up to now we have obtained a-Si top cell, a-SiGe middle cell, a-Si/a-SiGe tandem cell and a-Si/a-SiGe/μc-Si triple-junction cell with initial efficiencies of 8.53%, 9.75%, 12.06% and 13.09%, respectively.
