Ultrafast and energy-efficient electro-optic modulation based on a hybrid silicon/In2O3 cavity

Abstract

A high-performance hybrid silicon/In2O3 modulator is proposed, exhibiting a modulation bandwidth of >120 GHz, an excess loss of 3.9 dB, an extinction ratio of 14.9 dB in theory. The minimum energy consumption is about 2.5 fJ/bit.
