High-speed and high-responsivity germanium p-i-n photodetectors

Abstract

We report high-performance germanium p-i-n photodetectors. The 3-dB bandwidths above 40GHz and corresponding responsivity above 0.95A/W were demonstrated both for 1550nm and 1310nm. Clear open eye diagrams at 50Gb/s are also shown.
