Single Mode InAs/InP Quantum-dot Microcavity Lasers

Abstract

InAs/InP quantum dot (QD) microcylinder lasers with an output waveguide are fabricated. Single-mode lasing wavelength of 1441 nm with side-mode suppression ratio around 24 dB is achieved from QD excited states emission.
