Abstract

A novel resonant cavity enhanced photodetector with asymmetric dual-absorption layer structures that shifts the limitation on bandwidth-efficiency further than is possible in conventional photodetector is proposed. The quantum efficiency and frequency bandwidth are 93% with a low reflectivity of top mirror, and 88GHz with mesa area for 100µm2, respectively.
