Microwave properties of ultrahigh-speed traveling -wave electro-absorption modulators for 1.55μm

Abstract

We have simulated, fabricated, and characterized several InP/InGaAsP traveling-wave electro-absorption modulator structures. We extract their microwave properties from wide band measurements, compare to a circuit model, and demonstrate >45GHz modulation bandwidth.
