Abstract

We present a transmitter consisting of a travelling wave electrode InP-based Mach-Zehnder modulator monolithically integrated with a DFB laser. For the first time, 60Gb/s NRZ at low 1.5Vpp modulation voltage and zero chirp is demonstrated.
