Abstract
Arrays of individually addressable diode lasers shifted not only spatially but also in frequency are attractive for sensor applications such as high resolution 3D scanners. We therefore developed a 3 × 3 mm2 laser array as schematically depicted in Fig. 1. The chip incorporates 24 distributed Bragg reflector (DBR) lasers with 2.5 µm wide ridge waveguides (RW) for fundamental mode operation. The RWs have a spacing of 87 µm and each DBR laser consists of a 1 mm long active and a 1 mm passive grating section. The remaining 1 mm of the chip serves as fan-out for the p-metal contacts which allow the control of the injection currents into each laser individually.
