1550 nm AlGaInAs MQWs 10-channel laser array for optical interconnects

Abstract

A 10-channel laser array with 3-nm wavelength spacing is presented. The output-power of 20 mW, SMSR of higher than 30 dB, and efficient slope of 0.224 mW/mA for each laser within the array are achieved.
